No full text用一个简单模型讨论了应变异质结构中嵌人中间层对界面失配位错产生和应变释放的影响.根据能量最小原理得到了弹性能最小状态下界面失配位错密度,发现当中间层材料的晶格常数比衬底和外延层的都大或者都小并且厚度足够薄时,超薄中间层可以完全吸收支撑衬底和外延层之间的应变而不产生任何界面失配位错,具有所谓无支撑衬底的应变协调作用

No full text一种生长氧化锌薄膜材料的方法,包括:选用硅单晶基片作为生长氧化锌薄膜材料的衬底;选用甲醇作为氧源,二乙基锌作为锌源;将清洗过的硅衬底放在MOCVD设备的反应室衬底底座上;将反应室抽真空后再充氮气升压,如此反复两次,以排净反应室中的空气;充氮气将反应室升压至适合生长的压强;将衬底升温至适合氧化锌生长的温度;打开反应室衬底底座旋转开关,使得衬底匀速旋转;在MOCVD设备中利用载气从衬底侧面通入二乙基锌,在硅衬底上生长一层锌隔离层;在MOCVD设备中利用载气从衬底顶部通入甲醇,使之与锌源反应在锌隔离层上得到氧化锌薄膜外延层;关闭锌源和氧源载气,待反应室压强升至常压,温度降至常温后从MOCVD设备中取出氧化锌样品
